Heraeus' Circuit Materials Division has introduced newly-developed thermosetting, one-component, silver conductive adhesives. The new PC 3000-Series is solvent-free and its outstanding feature is an excellent thermal conductivity of >5 W/m·K.
The PC 3000-Series is well-suited for screen and stencil printing, and for dispensing. The curing temperatures are within the range of 120°C and 150°C, and the curing times are 10 to 20 minutes.
A high ionic purity enables the adhesion of bare ICs. The outgassing of PC 3000-Series is <1% and therefore, these conductive adhesives achieve good results in wire bonding applications of ICs onto bonding surfaces nearby, without prior cleaning.
The application fields of the PC 3000-Series are the automotive, telecommunication, and component industry.
